Since strongly correlated manganite exhibits a huge resistance change associated with the insulator-to-metal transition (IMT)[1], electric-field control of IMT properties in manganite has been a central topic toward device applications[2]. I fabricated an electric double layer transistor utilizing (La,Pr,Ca)MnO3 (LPCMO) film, and studied the applied field voltage dependence of the electric-field effect[3] on LPCMO channel through ionic-liquid layer. By applying gate voltage within 2 V, IMT modulation in electrostatic manner was realized.
強相関電子系マンガン酸化物は外場により巨大抵抗変化を伴う絶縁体金属転移を引き起こす[1]。電界を用いて巨大抵抗変化を制御することは、デバイス応用へ向けての課題である[2]。私は、強相関電子デバイス実現へ向け(La,Pr,Ca)MnO3薄膜を用いた電気二重層トランジスタを作製し、相転移特性の電界による制御を試みた。イオン液体を介したLPCMOチャネルへの電界効果の印加電圧依存性[3]の統計的な計測に基づき、閾値 (2 V) 以下のゲート電圧を選ぶことにより静電キャリアドーピングによる相転移特性の変調に成功した。
